- • As a Senior Packaging Technical Engineer, you will be instrumental in defining and implementing critical aspects of chip packaging, ensuring robust and world-class electrical performance.
- • Your core responsibilities will include the meticulous definition and implementation of the chip pad ring, a crucial element for interconnections and signal integrity.
- • You will also be responsible for designing and optimizing the substrate interconnect scheme, ensuring seamless communication between the chip and its packaging.
- • Lead the comprehensive package layout design process, translating complex technical requirements into practical, high-performance physical designs.
- • Collaborate extensively with a large, cross-functional team of engineers, including experts in Circuit Design, Signal Integrity, RTL, Place and Route, substrate layout, and System Design.
- • Work closely with these teams to define the overall chip floor plan, ensuring optimal placement of components and routing of signals.
- • Contribute to the definition of the ball-out strategy, determining the optimal connection points for external interfaces.
- • Implement a robust and world-class electrical package design that meets the demanding performance requirements of NVIDIA's advanced semiconductor products.
- • Effectively communicate technical details, progress, and challenges to various teams and stakeholders across the company, fostering alignment and driving project success.
- • Engage in defining and implementing advanced package technologies, working with complex and novel materials and structures.
- • Analyze and resolve intricate technical challenges related to package performance, reliability, and manufacturability.
- • Contribute to the development and refinement of design rules and methodologies for packaging, ensuring consistency and quality across projects.
- • Participate in the evaluation and selection of new packaging technologies and materials to meet future product needs.
- • Support the integration of packaging designs with system-level requirements, ensuring overall product functionality and performance.
- • Mentor junior engineers and share expertise in packaging design and related fields.
- • Stay abreast of the latest advancements in semiconductor packaging, materials science, and electrical engineering principles.
- • Drive continuous improvement in packaging design processes and tools, enhancing efficiency and design quality.
- • Play a key role in the product development lifecycle, from initial concept through to mass production, ensuring packaging solutions meet all technical and business objectives.
